240,000 miles??? Yes, you do know they last long. Just not how long.
(My minivan can match your SAAB on a weight times distance basis.)
Last time I ran large die mosfets, was IXYS die "6". Tried running them "hot", 50-60 Khz switching. Found the biggest issue was passing through linear region. Subber design was very touchy, as it was a tradeoff between on and off, the polysilicon gate material introduced across the die prop. delays. But I'm still jealous!!!
That die size, you must be using BeO substrate with kovar (yuck) package, or maybe some clad copper for TCE match.
